Crystallization properties of Ge-Sb and (GeTe)-(Bi2Te3) nanoparticles by pulsed laser irradiation

(in English) We designed phase-change nanoparticles of Ge10Sb90 and Ge2Bi2Te5(GeTe:Bi2Te3=2:1) less than 50nm in the diameters by the reflectance analysis using the rigorous coupled wave analysis(RCWA) method toward the ultra-high density optical data storage. And we investigated laser-induced crystallization times (tc) for nanoparticles that prepared by the plasma-etching. In case of Ge2Bi2Te5, tc of nanoparticles is 1.5 to 10 times longer than that of the blanket film. On the other hand, in case of Ge10Sb90, tc of nanoparticles is about 500 times longer than that of the blanket film. This result may have a close relationship with the difference of crystallization process between Ge10Sb90 and Ge2Bi2Te5.
