Super-temporal-resolution Image Sensor -- Beyond the Theoretical Highest Frame Rate of Silicon Image Sensors --

(in English) The theoretical highest frame rate of silicon image sensors is 90.1 Gfps (the temporal resolution: 11.1 ps) for green light of 550 nm. We defined an image sensor with a higher frame rate than the limit for Si as the super-temporal-resolution (STR) image sensor, since all the image sensors for visible light are equipped with silicon photodiodes (Si PD). To achieve the STR, germanium (Ge) is selected as a candidate material for the PD. The theoretical temporal resolution for the Ge PD is estimated as 0.25 ps. Structures of the PD and the circuit diffusion layer to achieve the STR are discussed.
