A Time-Resolved 4-tap Image Sensor Using Tapped PN-Junction Diode Demodulation Pixels

(in English) In this paper, we propose a high-speed charge modulation pixel with four-tap output using a tapped photodiode (TPD) structure. In this structure, the surface pinning layer, which has the same potential as the substrate, is divided and used as an electrode. This structure enables both large aperture and high-speed carrier transfer, which have been difficult to achieve with conventional gate structures. The prototype used in the test is implemented by the 0.11um CIS process, and has a potential modulation ratio of about 60% at the center of the aperture despite a large aperture of 5.2um x 5.2um, and achieves a modulation contrast of over 90% for near-infrared light of 850nm wavelength.
